Realization of the Spintronic Nano Radio
Research
Area
Based on the latest CMOS process, we will develop extremely high-mobility ballistic transport FET(BT-FET), which is the state-of-the-art digital CMOS technology. A resonant mode Plasma Wave Transistor(R-PWT), which overcomes the frequency limitation of existing semiconductor devices, will be developed based on BT-FET so that the original nano semiconductor device technology can be secured to fill the terahertz gap (1~10THz). The developed R-PWT will be implemented into a source and a detector for THz imaging/spectroscopy system. Sub-THz broadband wireless communication transceiver can be composed of amplifier, signal source, mixer developed from the RF-optimized BT-FET, which is the by-product of R-PWT. Further, measurement platforms for the THz devices and circuits will be constructed, and by all of those, THz imaging system and 200~300GHz wireless transceiver chips will be implemented.
